Semiconductor manufacturers have taken many steps to increase the performance of their products, and particularly the performance of those products fabricated on substrates such as silicon, gallium arsenide, and other III-V materials and metal oxides. Semiconductor devices are used in large numbers in many products, particularly personal computers, computer servers, and a wide variety of other products, and the demands on semiconductor device performance continue to increase with increasing numbers of such devices being incorporated in those products. In that respect, the greater number of devices that can be fabricated on a given size of substrate, often referred to as “wafer” or “wafer size”, the greater number of products that can be fabricated. Thus, increased performance of the devices that are incorporated into those products enables greater numbers of such products to be manufactured, thus increasing product throughput, which can further lower the cost of individual products.
One technique that has been used to increase the performance of semiconductor devices is to increase the carrier concentration of the semiconductor material to which the devices are fabricated. By increasing the carrier concentration, device on-current can be increased, and thus device switching speed can be increased. However, that approach can also have the undesirable effect of increasing the resistivity of the device channel, which tends to lower device operating speed.
Another technique that has been used to increase device performance is to increase the mobility of carriers in the device channel. This has been accomplished by forming strained-layer structures in the device channel, which causes carriers to move along the channel with greater mobility.
